Abstract

Abstract The transport of the warm electrons moving two dimensionally in a square quantum well is investigated over 4 to 25 K incorporating Fermi-Dirac statistics. Scattering by ionized impurities and by deformation potential and piezoelectric coupling to acoustic phonons are considered including the effects of screening and nonequipartition of phonons. Calculations with GaAs material parameters show that the ohmic mobility μ 0 and the warm electron coefficient β decrease with increasing temperature. For a quantum well of width of 12nm, β is larger than that for a well of width 8nm.
