Abstract

Abstract Room temperature oxygen adsorption on the sputter-annealed GaP ( 1 1 1 ) surface yields two forms of adsorbed oxygen. The more weakly bound α-form is stable up to ≈ 470 K where it partly desorbs and partly converts into the second β-form. This β-oxygen displays a spectrum typical for dissociated oxygen and induces a Ga 3d chemical shift of 1.3 eV. The results are similar to those on GaAs.
